Diamondlike films were selectively deposited on the chromium of optical masks by hot filament and ac discharge plasma chemical vapor deposition. The deposited films were characterized by scanning electron microscopy and Auger electron spectroscopy. Because of their robust nature and the ease of control of their thickness, such films are promising candidates for rim phase shifting masks.
