We present intersubband absorption measurements performed on -type quasistrain-compensated modulation-doped quantum wells grown on pseudosubstrates. Several intersubband absorption peaks are observed up to room temperature. A strong confinement shift of the resonance occuring between the ground and the first excited heavy hole states has been observed, with the absorption peak shifting from to as short as 3.8 μm. Excellent overall agreement with a 6 band calculation is obtained, proving the accuracy of recently predicted values of band offsets.

Note: for the sample with 35-Å-wide QWs, the doped regions have a lower doping concentration, but are slightly longer. The sheet carrier density in the QWs is, however, about the same for all the samples. Since the undoped layer grown before the Si cap was reduced by half, the use of a thin layer was necessary to prevent any severe leakage current. Slightly higher voltages were used to modulate the carrier concentration.
